Am I charged for an instance that is stopped or powered off?
Software charges accrue only while the instance runs. A fully stopped instance stops accruing hourly charges. Since the FreeBSD software itself is free, you pay no software fee at all. Underlying AWS storage or other resource charges may still apply while an instance is stopped.
Does choosing a larger instance size change what the FreeBSD software costs?
No. The FreeBSD operating system is free of software charge across every listed instance size. Moving from a medium to an xlarge or metal instance changes the underlying AWS compute cost, not the software price. You select the size that fits your compute, memory, or networking needs.
